MCM modelling and thermal simulation

Hello,
I am working on the project and I have to model a multi chip module and perform thermal simulation on the resistor mounted on the top. basically, the multi chip module is made up of 96% alumina and 30% tungsten which is about 2mm thick. on it there are two metal oxide semi conductor mounted. the problem is steady state and I need to find the junction temperature between the substrate and the resistor. how do I get started with this project? which software should I use? can I do it in workbench using steady state thermal analysis? thanks for your help. phurba |
