Equivalent thermal conductivity calculation

Hello,
I am a junior IC thermal engineer. In order to reduce the quantity of meshes, I am trying to build equivalent thermal model. I have survey some papers about this topic : http://goo.gl/hXZ05r But it still exist some errors, so I wanna calculate equivalent thermal conductivity using icepak directly. My concept is setting X & Y condition into adiabat then given power from Zmin, the Zmax is fixed temperature. Probe the temperature of Zmax and Zmin, (ZmaxT-ZminT)/Power = thetaZ Then the equivalent thermal conductivity of Z direction can be calculated. But now I'm facing an issue, if the geometry is plated-through holes (PTH), like this : http://goo.gl/2dSIZl The point I probe at center and outer is different because the inner material is different than outer. However, how do I calculate the thermal resistance of Z direction? Thanks for your help!! |
